Breakthrough in 3D Lithography from ASM

Dutch semiconductor equipment manufacturer ASM has announced the XP8 Vertos Flowable Carbon system. This is the first industrial platform for depositing flowable carbon films via plasma-enhanced chemical vapor deposition (PECVD), specifically engineered for manufacturing complex three-dimensional memory and logic chips.
Eliminating Complex Grinding and Chemical Processing
As 3D chip architecture increases in complexity, cavities within crystal structures become deeper and narrower, making traditional deposition of protective and auxiliary layers a labor-intensive process.
ASM's new development solves this challenge through the material's unique behavior:
- Bottom-up filling: The carbon material flows into narrow gaps with high aspect ratios without leaving voids.
- Self-planarization: The film forms a virtually flat surface directly during the deposition process.
Thanks to the combination of these properties, the process eliminates the need for subsequent chemical-mechanical polishing or etching to remove excess material.
Boosting Chip Yield and Streamlining Manufacturing
The material features high thermal stability and enables controlled partial gap filling, which is critical for manufacturing advanced DRAM, 3D NAND, and modern logic chips where minimal surface deviations lead to defects.
By combining filling and planarization into a single PECVD platform, ASM reduces process steps and streamlines the manufacturing chain.
The company offers the industry a new approach to semiconductor scaling, not by further shrinking transistor dimensions, but through smart materials tailored to complex 3D geometry.
